Optoelectronic (KODENSHI) has developed a photosensitive element using ZnO/Si heterojunction quantum effect "PDZ702NB". The short wavelength blue violet laser also has high sensitivity. The product is mainly used for blue violet LED display, DVD video recorders, such as laser display and the use of blue laser optical communication photosensitive module, etc..
Figure 1: Optoelectronic development of the use of ZnO/Si heterojunction quantum effect of the photosensitive element "PDZ702NB" PDZ702NB to Si directly on the growth of ZnO crystal film part of the photosensitive part. The blue violet light will be generated on the interface between ZnO and Si (n). The photocurrent generated by the carrier can be output externally.
Figure 2: the use of ZnO/Si heterojunction quantum effect of the photosensitive element schematic (quoted from the published data) by the light of the size of the diameter of 600 mu m. The sensitivity of the peak wavelength of 405nm is 0.28A/W. The response was 400MHz at VR = 2V. In addition, the company is also developing 400 m 900MHz product, responsiveness at VR = 2V up to. The overall size is 2.0mm * 1.4mm * 0.8mm. Scheduled to start production in 2008.
