According to the Nikkei Technology Online reported that Japan's National Institute of information and communications technology (NICT) announced that the new development of the deep UV wavelength of 265nm LED, the output power of up to 90mW/cm2 continuous light, the power is sufficient to meet the practical needs. Deep UV LED can replace the existing sterilization mercury lamp, but also the realization of portable disinfection system, and even create new markets such as medical diagnosis and medical analysis.

The electromagnetic wave near the wavelength of 265nm is called deep ultraviolet radiation, which can effectively destroy the DNA and RNA of the organism, so it can effectively kill bacteria and viruses. The LED emitting at this wavelength is called deep UV LED. If the deep UV LED reached the practical level, you can replace the existing sterilization with mercury lamp, and its size is much smaller than the mercury lamp, but also create new markets, so the industry has been in progress related to the development, but the main problem is not high output power.

Light extraction efficiency reached 3 times

This time, NICT will be replaced by the original sapphire substrate aluminum nitride (AlN) substrate, developed a deep UV LED. The AlN substrate is characterized by a substantial reduction in crystal defects than sapphire substrates.

However, the problems of large refractive index and low light extraction efficiency existed in previous AlN substrates. NICT is formed on the surface of the AlN substrate as the light extraction surface, which has the same size as the wavelength, the structure of two-dimensional photonic crystal, and the structure of the nanometer structure with smaller size than the wavelength. The efficiency of light extraction was 196% (about the same as that of the original) when the surface was not processed by this method (about 3 times).

External quantum efficiency of 6.3% (current 200mA), according to NICT, which belongs to the world's highest in the wavelength below 270nm.
